Groundbreaking, waterless approach to microchip making

ScienceDaily (Mar. 21, 2012) ? The tiny, high-speed computer chips found in every modern electronic device bear little resemblance to their bulky, slow ancestors of decades ago. Different materials, new designs and new production techniques have ensured successive generations of integrated circuits offer ever more performance at lower cost.

Moore's Law -- the observation by Intel co-founder Gordon E. Moore that the number of transistors on a chip, and as a consequence the processing power, doubles approximately every two years -- has been accurate for more than half a century. Today, we carry more computing power in the mobile phones in our pockets than could fit into a house-sized computer back then. But in order to squeeze more transistors into a smaller space -- and ensure Moore's Law continues to hold true -- chip developers have to be increasingly innovative as chip components are shrinking into the 'nano' scale.

Sometimes they have to think completely outside the box. That was the approach taken by the 'Copper interconnects for advanced performance and reliability' (Copper) project, in which researchers from eight organisations -- companies, research institutes and universities -- in four countries solved a key problem of chip manufacturing. In the process, they have opened the door to an entirely new field of research in the semiconductor industry.

Supported by EUR 3.15 million in funding from the European Commission, the researchers focused on the methods and materials used to interconnect the billions of tiny transistors on a modern microchip. Specifically, the Copper team developed a process that enables reactive metals to be used directly as a barrier between copper interconnects and the silicon wafer of the chip by using non-aqueous solvents instead of water-based ones -- a world first in the semiconductor industry.

'As the number of transistors on a chip increases, so too do the lengths of interconnects between transistors. Because interconnects have a certain resistance, this increase in length causes an increase in the time delay in communication between transistors -- it's an impediment to chip performance,' explains Jan Fransaer, a researcher in the Department of Metallurgy and Materials Engineering (MTM) at the Katholieke Universiteit Leuven in Belgium.

If the interconnects can be made smaller, chip performance improves. But now that chip features have reached the 22nm scale -- around 3,000 times smaller than the width of a human hair -- there are new obstacles to further reductions in length.

The problem in a nutshell

In grossly simplified terms, the problem goes something like this:

Until the mid 1990s aluminium was the metal of choice to fill the interconnect 'vias', the small trenches in the silicon that carry electrons between the transistors. Aluminium was sufficiently conductive to meet the performance requirements of the transistors -- then numbered in the millions on each chip -- and unlike other more conductive metals such as copper, silver and gold it did not diffuse into the silicon, a process that over time would ultimately destroy the circuitry.

But as chips got smaller and their transistor counts increased toward the billions, faster interconnect performance was needed. A more conductive metal had to be used. Hence, semiconductor manufacturers switched to copper as an interconnect material. This in turn required that they do something to prevent the copper diffusing into the silicon, a problem they solved by adding something known as a 'diffusion barrier' -- a layer of another metal that protects the silicon from the copper. The diffusion barrier of choice is a metal called tantalum.

So far, so good: the tantalum diffusion barrier now protects the silicon from the copper in the interconnect vias.

The deposition of the copper interconnects is done by a process called 'electrodeposition' in which an electric current is passed through a solvent solution to coat metal ions onto the vias. An aqueous (i.e. water-based) solution is the usual solvent.

But there's another problem: tantalum oxidises immediately in water, so until now manufacturers have had to first coat the tantalum diffusion barrier with copper -- a so-called seed layer that protects the tantalum from the water just as the tantalum protects the silicon from the copper.

The seed layer is applied using a 'chemical vapour deposition' (CVD) process.

'Why can't we just use the seed layer for the interconnects? Because CVD is a line-of-sight process: it lays down enough copper to coat the tantalum but not enough to make continuous interconnects. So we still have to do electrodeposition on to the copper seed layer to fill the vias with enough copper to make the interconnects,' Prof. Fransaer explains.

In essence, chip manufacturers have been playing 'Russian dolls' at the nanometre scale.

'It sounds stupid -- solving one problem generates another problem -- but this fix has worked ok until now,' Prof. Fransaer notes.

So what has changed? Scale. The copper seed layer is 5nm to 10nm thick, so at scales of less than 22nm that layer -- which serves no other purpose than to protect the tantalum diffusion barrier from oxidisation during chip production -- ends up taking up way too much space.

The answer? 'Change the solvent,' says Prof. Fransaer.

Solving the solvent issue

Instead of using water, the Copper project team developed an innovative process using non-aqueous solvents such as liquid ammonia and ionic liquids. These do not cause tantalum to oxidise, hence allowing electrodeposition to occur without the need for the copper seed layer. The result is that because the interconnect vias can be smaller, chip size can be further reduced, transistor count increased and chip performance greatly improved.

'Electrodeposition using liquid ammonia and ionic liquids has been done before, but this is the first time that this process has been used in the semiconductor industry,' Prof. Fransaer says. 'This technique will certainly help enable a continuation of Moore's Law at least for a few more generations.'

To develop the process, the team studied different wafer materials and electrolyte ingredients for the non-aqueous solution, investigated their physical properties and used analytical and simulation techniques to determine the best approach. They then used micro-modelling of the process before building a proof-of concept demonstrator.

'We were really delving into terra incognita. It was totally uncharted territory, as prior to the Copper project not a single paper had been published on using non-aqueous solutions in the semiconductor industry,' the project manager notes.

Unsurprisingly, the project generated considerable interest from chip makers when the team presented their results at international conferences.

'There was definitely a lot of interest, though we can't say for sure if anyone has used our research as a basis to use this process commercially. Nonetheless, I think it's only a matter of time before non-aqueous solutions start being used now that we've shown it can be done,' Prof. Fransaer says.

Though ammonia -- which needs to be pressurised to stay in liquid form -- or ionic liquids are less abundant and more expensive than water, the cost of using them is a 'non-issue' in the multi-billion euro semiconductor industry, Prof. Fransaer points out.

'Moving from aqueous to non-aqueous solutions would have only a miniscule impact on cost in the grand scheme of things,' he says.

Perhaps even more significantly, the team's research has opened people's eyes to other possibilities, not just with tantalum but also other metals and not just for semiconductor applications.

For example, members of the project consortium are planning a follow-up project using elements of the Copper project's research to work on improving heat dissipation for power electronics, of the sort that will be needed in the smart electricity grids now being rolled out in Europe and elsewhere.

'A lot of elements -- among them all the so-called noble metals -- can be electroplated from water, but a lot can't: aluminium, silicon, germanium etc. We have shown that by using a non-aqueous solution, some of these can also be electroplated. That opens up a whole new range of applications that probably weren't thought possible before,' Prof. Fransaer says.

PORTLAND, Ore. -- Physicians who prescribe antipsychotic medications may be basing their decisions on incomplete information, according to new research published by scientists at Oregon Health & Science University. The study is published in PLoS Medicine, a peer-reviewed open-access journal published by the Public Library of Science.

This latest research follows a highly publicized 2008 report in the New England Journal of Medicine demonstrating that antidepressant drug trials were selectively published, exaggerating their apparent effectiveness. This follow-up study suggests that similar concerns exist, though to a somewhat lesser extent, with antipsychotic drugs.

The authors reached these conclusions by reviewing 24 FDA-registered premarketing trials for eight second-generation antipsychoticsaripiprazole (Abilify), iloperidone (Fanapt), olanzapine (Zyprexa), paliperidone (Invega), quetiapine (Seroquel), risperidone (Risperdal), risperidone long-acting injection (Consta), and ziprasidone (Geodon). They then compared the results in the FDA's review documents to the results presented to clinicians and researchers in medical journals.

The authors found that four premarketing trials submitted to the FDA remained unpublished and that all of them yielded unflattering results. Three showed the new antipsychotic had no significant advantage over placebo. In the fourth, the drug was superior to placebo, but it was significantly inferior to a much less expensive competing drug.

In the published trials, there was some evidence that the journal articles over-emphasized efficacy of the new drug. For example, an FDA review revealed that one of the newer drugs, iloperidone (Fanapt), was statistically inferior to three different competing drugs, but this information was not mentioned in the corresponding journal articles.

On the other hand, when the authors used meta-analysis to combine trial data and compare all eight drugs to placebo, they found that publication bias had little impact on the drugs' overall apparent efficacy. This stood in contrast to the researchers' previous study on antidepressants, for which publication bias had a much more substantial impact.

"When you compare between drug classes and use FDA data, it's clear that, overall, antipsychotics are more effective than antidepressants. But when you rely on the data in medical journals, the difference between these two drug classes is obscured," said Erick Turner, M.D., an assistant professor in the Department of Psychiatry and the Department of Pharmacology in the OHSU School of Medicine. Turner also serves as a staff psychiatrist at the Portland Veterans Affairs Medical Center's Mood Disorders Program.

The authors wrote in the paper, "Publication bias can blur distinctions between effective and ineffective drugs."

The authors concluded: "With further studies investigating publication bias in other drug classes, a more accurate evidence base can emerge."

WELLINGTON, New Zealand (AP) ? It's a sticky black sandwich spread that much of New Zealand adores, though detractors liken it to axle grease. And when it runs out, it's Marmageddon.

The manufacturer of Marmite says its supplies of the yeast-extract product ran out this week, four months after earthquakes forced it to close the only factory that made New Zealand's version.

"Don't freak. We will be back soon!" the company, Sanitarium, says on the Marmite website. But there are signs of freaking in this country of 4.4 million people, which eats its way through 640 metric tons of the savory spread every year.

"I can confirm there was a rush on Marmite yesterday," Antoinette Shallue, spokeswoman for the grocery chain Foodstuffs, said in an email. "Clearly Kiwis took the news of the impending shortage very seriously!"

Some are calling the crisis "Marmageddon." Others are auctioning their supplies of Marmite online. Even the country's leader sounds concerned.

"I'm going to have to go thin I'm afraid. I have a very small amount in my office and once that runs out I'm obviously aware that supplies are very short," Prime Minister John Key told television station TV3 on Tuesday.

At the risk of angering Marmite fans, Key went on say that he could also eat Vegemite, a rival spread that is made in Australia.

Both Marmite and Vegemite are made from yeast extract. Marmite was launched in England and, at first, was imported into New Zealand. But by 1919, New Zealand had come up with its own version, which differs in taste significantly from the English version.

As a result, importing English Marmite simply won't work, said Pierre van Heerden, Sanitarium's general manager.

"People have grown up with Marmite. It's an iconic New Zealand brand," van Heerden said. He's advising people to use their remaining supplies sparingly: for instance, by spreading Marmite on warm toast, so that it goes further, or on just one side of the bread in double sandwiches.

The problem traces back to a series of earthquakes in the city of Christchurch that last year killed 185 people and destroyed many buildings. In November, Sanitarium decided the quake damage was severe enough it needed to close its Christchurch factory, the only one that makes the New Zealand style of Marmite. This week, it ran out of supplies.

Supermarkets still have some jars left, but they're going fast.

"We anticipate running out of stock of Marmite in the next two to three weeks across all our stores, and unfortunately we have no control of the situation," Murray Johnston, general manager of merchandise at grocery chain Progressive Enterprises, wrote in an email.

Van Heerden said he has kept the 25 people who make Marmite on the payroll and hopes to resume production by July ? when either the factory will be repaired or the production line will be moved.

In the meantime, one would-be entrepreneur has listed a jar of Marmite for a minimum bid of 3,500 New Zealand dollars ($2,900) on the auction site Trade Me, admitting that: "Seal broken, had to take a couple of toasts worth just to say goodbye to my prized Marmite."

Nobody has placed a bid.

The latest? The American Association for Long-Term Care Insurance says its yearly analysis of popular policies offered by 10 big insurers finds that prices for such policies have risen by as much as 17 percent from a year ago.

The average annual cost for a single 55-year-old in good health is $1,720, for $165,000 to $200,000 of current coverage, the association says. Last year, the same coverage would have cost $1,480.

The analysis priced policies that included a 3 percent compound inflation growth factor, because consumers need to be sure the benefits they buy today keep pace with rising costs, said Jesse Slome, the association?s executive director.

Mr. Slome attributed the premium increases to continued low interest rates and middling yields on fixed-income investments, which make it difficult for insurers to earn enough from investing the premiums they collect to pay future claims. ?It?s the cumulative impact ? and looking ahead,? he said, noting that the Federal Reserve has indicated that interest rates will not rise much through 2014.

Mr. Slome said that insurance companies were pricing their products correctly. ?The problem is, it?s an expensive product,? he said.

The cost of the premiums offered by different companies for comparable coverage varied widely, though, so comparison shopping is important, Mr. Slome said.

Roughly eight million people carry some kind of long-term care coverage, according to the association?s data.

I gave her another viewpoint when I said that?s what they want to know.? They don?t want to overpay and they also don?t want to squeeze her so she?s not profitable.? It?s their duty to ask if there could be any movement on the price, but it doesn?t necessarily mean there has to be movement in order to secure the business.? She successfully closed that business without having to make a concession on the price.

Many Docs Order Unneeded Lung Cancer Screening Tests: Survey

TUESDAY, March 13 (HealthDay News) -- Contrary to current guidelines, a majority of American primary care physicians are ordering some form of lung cancer screening test for patients who lack any symptoms of disease, a new national survey reveals.

The findings stems from responses to a questionnaire completed by 962 family physicians, general practitioners and general internists between 2006 and 2007.

"There is no authoritative group that is recommending lung cancer screening for asymptomatic individuals," said study author Carrie Klabunde, an epidemiologist from the applied research program within the division of cancer control and population sciences at the U.S. National Cancer Institute.

"And guidelines are developed by expert groups that generally have a very thoughtful process for evaluating scientific evidence and for coming to a consensus," she added. "So, it's important to be aware of what the guidelines for lung cancer screening are. Because in this case, the available screening technology really hasn't shown a strong benefit, and when used improperly can lead to what may end up being a medical misadventure."

The findings appear in the March/April issue of the Annals of Family Medicine.

In the United States, lung cancer is currently the leading cause of death due to cancer, according to study background information. Survival rates are much lower for lung cancer than for many other types of cancer.

That said, fresh concerns about pointless lung cancer screening raised by the new poll follow a related U.S. National Cancer Institute (NCI) analysis conducted last fall using data on more than 150,000 people. It concluded that chest X-rays are of no benefit when it comes to screening for lung cancer or curtailing lung cancer mortality, although more expensive CT scans were cited as a potentially more effective option.

The current study team said that no vetted investigation has ever shown that X-ray screenings help to lower the risk of dying from lung cancer.

Apart from wasting medical resources, unnecessary screening can do more harm than good, experts say. False test results can cause undue patient stress and false positives can raise the risk for patient harm resulting from unneeded and invasive treatment.

As a result, experts do not currently recommend a lung cancer screening for a patient who does not show signs of disease, even if that patient has a history of heavy smoking.

Klabunde and her colleagues mailed out a survey to assess the frequency and physician rationale behind the ordering one of three different lung cancer screening techniques: chest X-ray, low-radiation dose spiral CT scan and/or sputum cytology (a lab test).

All the respondents were 75 years old or younger and currently in practice.

The result: 57 percent of those polled said they had ordered at least one of the three tests in the past year for patients who lacked lung cancer symptoms.

The study team found that fully a quarter of the polled physicians said they mistakenly believed that one or more of the relevant national expert organizations (including the U.S. Preventive Services Task Force, the American Cancer Society, the American College of Radiology, the American Thoracic Society and the NCI) did in fact recommend lung cancer screening for patients with no symptoms.

Those who believed this to be the case were more likely to have ordered screening tests. Similarly, those doctors who themselves believed that such testing was effective and, therefore, something they would recommend for asymptomatic patients were also more likely to order the tests.

Physicians whose patients had specifically inquired about getting a lung cancer screening were also more likely to order a test. Two-thirds of physicians said that at least one of their patients had questioned them about screening in the year leading up to the poll.

The survey team concluded that the apparent "disconnect" between expert screening guidelines and common physician practice raises the need for improved outreach to educate primary care physicians about best practices, as well as continued monitoring of what's actually going on in doctor's rooms across the country.

"Primary care physicians have to know about so many different areas," Klabunde acknowledged. "And there are a lot of guidelines for preventive services. So it's a lot to keep in his or her head."

"But one thing that I think will help going forward are electronic medical records systems," she said. "Many of which, although not all, have decision-support features. And this can provide physicians who are considering ordering a screening with electronic links to practice guidelines."

Dr. Otis Webb Brawley, chief medical officer and executive vice president of the American Cancer Society, said that it's important to understand that screening can be a "double-edged sword."

"I am constantly concerned when we promote the benefit of screenings, and don't worry about the fact there might be associated harm," he said.

"I would say, however, that most of the doctors in this survey have been practicing for 25 or 30 years," Brawley noted. "And because we are starting to teach about screening in school now I am somewhat hopeful that the word will get out among younger physicians. But I would also say that the only way we're really going to get doctors better on this question is actually by encouraging patients to turn to the large major established organizations like us and the NCI - and get more educated about the facts."
